The Nano Technology Laboratory focused on the research and development of the new phase-transition material, the phase transition storage, the micronano-biochemical sensor, the Ni-MH power battery and the key material around the advanced areas of high technology such as the nano-electronic material and device, Nano-biological chip and micro-power etc.
The Nano Technology Laboratory has founded and developed the theory which could rapidly discover the new phase-transition material with respect to the new phase transition and the phase transition storage, and developed many new materials with independent intellectual property rights, including new storage materials such as SiSb and GeTi, as well as transition-layer materials such as TiO2 and GeN. It has made great breakthrough in the nano-processing and assembling technology, preparing elements of high-density and great-storage, and establishing the test and data analysis system of the accumulation effect-deduction storage element and the array and prototype chip and data analysis system and has developed the PCRAM element array packed with storage function with its erasing time reaching above 109. It has developed 1Mbit PCRAM chip and achieved storage function, laying solid foundation for its independent development and pioneering the PACRM research.
