New Phase-change Materials and Phase Change Random Access Memory (PCRAM)

  • Develop the PCRAM research area in China and lead the way in this area.
  • Establishment of “Nano-semiconductor memory technique united lab” with Semiconductor Manufacturing International Corporation (SMIC), and set-up of 8 inch technique platform
  • Development of several new materials with independent intelligent property rights: memory materials (SiSb, GeTi, etc.), buffer layer materials (TiO2, GeN, etc.)
  • Fabrication of PCRAM cell with endurance time larger than 109 and 1Mbit PCRAM sealed chip
  • Medium-sized production line of IC CMP slurry with IP, output of each year: 1000 tons
  • More than 80 published papers are indexed by SCI; a total of 100 patent applications are finished, in which 38 patents are authorized

Micro/nano biochemical sensor system

  • Established the technology of electrophoresis microchip detection which can be used to separate and analyze protein and nucleotide. The sensitivity is up to 10-19 mol.
  • The urine protein analyser based on this technology has many advantages such as fast detection, reagent saving, easy operation and lower cost. The urine protein analyser has received the registration and been well applied in clinical application.
  • A cell chip microsystem has been set up and cells and drugs in the microfluidic structures can be effectively driven, controlled and detected. Also cells can be docked and cultured in the micro-vessels and related cellular assays can be carried out.
  • Several flexible neural microelectrodes have been developed, such as 2D planar microelectrode array, 3D pyramid-shaped microelectrode array, 3D dome-shaped microelectrode array, and nanorod-integrated microelectrode array, by taking advantage of MEMS and nanotechnology.

Development of fluorescent polymer based chemical sensors

  • SIM explosive detector: Limit detection < 0.1ppt, response time < 10s, false alarm < 1%.
  • The explosive detector has got the extensive application in Olympic stadium, airport, railway station, and other important public places.
  • 1 authorized patents, 4 patents application

Power batteries and the related key materials

  • Specific features of novel composite micro power sources: 300 Wh/kg and 700 Wh/L;
  • In 2006, the group co-established Wanghong Power Co., LTD with its technology as holding stock. The power-assistant Ni-MH batteries produced by us have passed the certification of the National Testing Center of China. Our products have high power density and long cycle life, and are featured by excellent high- and low-temperature performance;
  • The upper limit of the state of charge (SOC) of the battery could be automatically adjusted by monitoring the internal potential and integrating ampere hours, thus solving the problem of inaccurate estimation of the SOC of Ni-MH and Li-ion batteries.
